Effective carrier masses in a neutral quasi-two-dimensional electron-hole plasma in InGaAs/GaAs quantum wells with a nondegenerate valence band
The luminescence and photoexcitation spectra of InGaAs/GaAs quantum wells with a nondegenerate valence band have been studied in a magnetic field. The interparticle interaction leads to an increase in the reduced carrier mass μ 1 = m~1 + τηζ 1 in a neutral electron-hole (e-h) plasma. The magnitude of the renormalization falls off with increasing plasma density. The additional change in μ near the bottom of the band, which is observed in InGaAs/InP quantum wells with a complex valence-band structure, is shown to stem from a renormalization of the splitting of the lightand heavy-hole subbands.
